چکیده

Process planning for a MEMS device is almost always conducted manually by the designer to date. As the structures of MEMS devices become more and more complicated, in order to release the designers from the hard and tedious work and speed up the development of MEMS products, such a situation should be changed. In this study, a solid based CAPP method for surface micromachined MEMS device is presented. With this method, a MEMS device is designed with a traditional CAD system, and its process planning is conducted automatically based on the solid model created. The process features with engineering semantics are extracted first. Then, the process layer model is constructed with each process layer of the model being coincident with the fabrication layer of surface micromachining. Finally, the masks are synthesized and the fabrication process is generated. Furthermore, to guarantee the manufacturability of the designed MEMS device, a systematic evaluation method is proposed. The proposed design and CAPP methods enable designers to concentrate on functional and shape design of MEMS devices. c © 2006 Elsevier Ltd. All rights reserved.

A Substrate-independent Wafer Transfer Technique for Surface-micromachined Devices

We report on a new wafer transfer technique that can remove and transfer surface-micromachined layers to application-specific substrates. This process, however, is not limited to only MEMS devices and can be applicable to other semiconductor devices. Successful transfer of a 1 cm x 1 cm MEMS chip with electrostatically actuated curled cantilever switches to a transparent quartz substrate has be...

Design Tools and Issues of Silicon Micromachined ( Mems ) Devices

This paper describes the design and design issues associated with silicon surface micromachined device design. Some of the tools described are adaptations of macro analysis tools. Design issues in the microdomain differ greatly from design issues encountered in the macrodomain. Microdomain forces caused by electrostatic attraction, surface tension, Van der Walls forces, and others can be more s...

On the integration of a novel tunable silver deposit into MEMS surface micromachined resonators

This paper presents an integration process of a novel tunable silver (Ag) deposit into MEMS surface micromachined bridge resonators. The mechanism of silver deposition is shown in Fig. 1. In this case, a blanket deposited Ag-doped chalcogenide glass film (Ge30 − Se70) serves as a solid electrolyte providing a medium for silver movement. Ag-ion migration in the electrolyte is induced by a DC vol...

Design of Surface Micromachined Compliant MEMS

The consideration of compliant mechanisms as Microelectromechanical Systems (MEMS) is the focus of this research endeavor. MEMS are micron to millimeter devices that combine electrical, mechanical, and information processing capabilities on the same device. These MEMS need some mechanical motion or parts that move relative to each other. This relative motion, using multiple parts, is not desire...
